炬光科技斩获两项2022荣格激光创新奖

​近日,炬光科技旗下“预制金锡氮化铝衬底”和“DLight S系列半导体集成电路晶圆退火系统”两款产品脱颖而出,双双斩获2022激光加工行业-荣格激光创新奖。

预制金锡氮化铝衬底

预制金锡薄膜技术是保证光电子器件长期可靠使用的关键技术。与传统铟、锡铅、锡铋等材料相比,金锡键合的器件在耐用性、抗氧化能力和抗热疲劳能力上具有更优异的表现。

 

预制金锡氮化铝衬底

炬光科技预制金锡AIN陶瓷衬底AMC产品系列采用物理气相沉积工艺,预制金锡薄膜厚度可以做到10微米以内,公差为+/-1微米,厚度均匀性可以达到3%左右,在应用时大大增加了芯片封装界面焊料铺展的均匀性,降低封装界面空洞,再结合高精度表面加工水平,更加满足高功率芯片键合的需求。炬光科技是预制金锡薄膜工艺和金锡共晶键合工艺的技术领导者,在此领域拥有超过10年的技术沉淀。公司自2020年起对外供应金锡衬底材料产品,目前已具备月产能超过50万只的大批量生产制造能力,与国内外11家客户建立了合作关系,打破了日本公司95%以上市占率的垄断地位。同时炬光科技也为客户提供定制化预制金锡衬底材料产品和金属薄膜化制备服务。
DLight S系列半导体集成电路晶圆退火系统
随着半导体制造技术的不断发展和超大规模集成电路设计制造能力的不断提升,激光退火技术逐渐取代传统炉管退火技术,成为半导体制造领域的主流技术。激光退火相对于传统退火,具有选区加热、闭环精准控温、高能量密度、连续能量输出稳定等特点,能够满足多种退火工艺需求。

DLight S系列半导体集成电路晶圆退火系统

炬光科技DLight®S系列半导体集成电路晶圆退火系统,结合多项产生光子、调控光子的核心技术,可生成一条线宽70μm,长宽比达160:1的近红外波段极窄线光斑,提供高达1800W/mm²的连续能量输出,主要应用于28nm及以下半导体逻辑芯片制造前道工序。通过高能量密度激光照射到晶圆表面,在不到1毫秒的时间内将表层原子层加热到1000℃以上再急速冷却,有效减少工序中产生的晶圆电极缺陷,提高产品性能,提升晶圆生产良品率。目前,该系统已在2 家国内顶尖半导体设备集成商客户、2 家全球TOP5晶圆代工厂完成工艺验证。
此次,一共有64家企业申报了73项创新产品,几乎覆盖了目前激光技工领域的全部产业链设备及应用产品,最终有34项创新技术和1家企业获得本年度荣格激光加工技术和创新奖和年度创新团队奖。据主办方信息,本届颁奖典礼和激光加工技术论坛将于9月23日在上海举行。
